What should I do after B.Tech in IT: MBA, MS or M.Tech?

In my view B.Tech and MBA will have A better technical applicability and your demand will increase as compared to Mtech and MS.

If you want to go in teaching or in research then go for M.Tech. If you have a future plan to become entrepreneur or wants official job then MBA is best.
