Good to know that you are interested in further studies even after a masters degree.
All the three degrees you mentioned above are good in their respective fields.
If you want to go ahead for a research oriented career (industrial as well as academic research) or want to take up professorship in colleges then a Ph. D or an M.Tech is a good option. Moreover an M.Tech alone can help you secure a better position in the IT industry.
